Chiplet Technology Advances
The decision tree for chiplet use is complex, involving not only how to assign functions to chiplets but also how to copackage them. The array of package technologies necessitates extensive analysis before making a choice. As technologies become more standard, tools could emerge to ease that process. Ultimately, however achieved, the best approach for a given product will be the one that optimizes performance, power, and cost.
